Formation of rotation-induced superlattices and their observation by tunneling spectroscopy

چکیده
We show that superlattices can be formed in the ternary and quaternary ln(GaAl)As alloys on InP by molecular beam epitaxy without mechanical shuttering. Periodic ordering is produced by rotation of the substrate through the naturally nonuniform distribution of beam fluxes at the rotating substrate. The growth rate and substrate rotation rate together determine the superlattice period which is measured by transmission electron microscopy and x-ray diffraction. Tunneling density-of-states measurements on resonant tunneling diodes, interpreted by a one-dimensional theoretical calculation of the miniband-structure, reveal the electrical properties of the superlattice.

Moiré superlattices at the topological insulator Bi2Te3
We report on the observation of complex superlattices at the surface of the topological insulator Bi2Te3. Scanning tunneling microscopy reveals the existence of two different periodic structures in addition to the Bi2Te3 atomic lattice, which is found to strongly affect the local electronic structure. These three different periodicities are interpreted to result from a single small in-plane rot...
متن کاملMorphological and compositional variations in strain- compensated InGaAsP/InGaP superlattices
We have investigated the properties of strain-compensated InGaAsP/InGaP superlattices, grown by metalorganic vapor phase epitaxy, with and without InP interlayers inserted in the InGaP barrier. Using cross-sectional scanning tunneling microscopy and spectroscopy, we observe lateral variations in layer thickness and electronic properties. When the number of superlattice periods is increased from...
متن کاملScanning tunneling microscopy of lnAs/GaSb superlattices: Subbands, interface roughness, and interface asymmetry
Scanning tunneling microscopy and spectroscopy is used to characterize InAs/GaSb superlattices, grown by molecular-beam epitaxy. Roughness at the interfaces between lnAs and GaSh layers is directly observed in the images, and a quantitative spectrum of this roughness is obtained. Electron subbands in the InAs layers are resolved in spectroscopy. Asymmetry between the interfaces of InAs grown on...
متن کاملTerahertz vibration–rotation–tunneling spectroscopy of water clusters in the translational band region of liquid water
We report the first direct observation of the hydrogen-bond stretching vibration for a water cluster. A perpendicular band of ~D2O!3 was measured by terahertz laser vibration–rotation–tunneling spectroscopy at 142.8 cm in the ‘‘translational band’’ region of the liquid corresponding to the hindered translational motions of water molecules. We have tentatively assigned the spectrum to transition...
متن کاملLiquid-assisted tip manipulation: fabrication of twisted bilayer graphene superlattices on HOPG.
We use the tip of a scanning tunneling microscope (STM) to manipulate single weakly bound nanometer-sized sheets on a highly oriented pyrolytic graphite (HOPG) surface through artificially increasing the tip and sample interaction by pretreatment of the surface using a liquid thiol molecule. By this means it is possible to tear apart a graphite sheet against a step and fold this part onto the H...
